A method of planarizing integrated circuit wafers using chemical mechanical polishing with an automatic end point and without using an etchback step. An electrode pattern is formed in a layer of soft metal, such as Al/Cu/Si, capped with a layer of hard metal such as tungsten. A layer of first oxide, a layer of spin on glass, and a layer of second oxide are formed over the electrode pattern. The layer of first oxide, the layer of spin on glass, and the layer of second oxide are then planarized using chemical mechanical polishing. The hard metal cap on the electrode pattern can not be removed by the chemical mechanical polishing and forms an automatic end point. The electric current powering the motor driving the chemical mechanical polishing changes when the hard metal cap is reached and this change can be used to detect the end point.

A planarized active area silicon structure is formed within the X+2 and final step trenches.

A high concentration of nitride has now been provided in the thin layer of gate oxide.

A method of fabricating a CMOS device with reduced processing costs as a result of a reduction in photolithographic masking procedures, has been developed. The method features formation of L shaped silicon oxide spacers on the sides of gate structures, with a vertical spacer component located on the sides of the gate structure, and with horizontal spacer components located on the surface of the semiconductor substrate with a thick horizontal spacer component located adjacent to the gate structures, while a thinner horizontal spacer component is located adjacent to the thicker horizontal spacer component. After formation of a block out shape in a PMOS region of the CMOS device, a high angle implantation procedure is used to form a P type halo region in a top portion of the NMOS region, followed by another implantation procedure performed at lower implant angles, resulting in an N type LDD region in a portion of the NMOS region underlying the thicker horizontal spacer component, and resulting in an N type heavily doped source/drain region in a portion of the NMOS underlying the thinner horizontal spacer component. Another block out shape, and another series of similar implantation procedures is performed to create the halo, LDD and source/drain regions in the PMOS region. After formation of a photoresist block out shape on specific CMOS regions, a composite insulator spacer is formed on the sides of gate structures not covered by the photoresist shape, followed by formation of metal silicide on the gate structures and source/drain regions not covered by the photoresist block out shape.

A passivation layer is formed over the at least one upper dielectric layer. The passivation layer and the at least one upper dielectric layer are patterned to form a trench exposing a portion of the silicon substrate over the silicon-damaged silicon oxide region. The silicon-damaged silicon oxide region is selectively etched to form a channel continuous and contiguous with the trench whereby the channel reduces the substrate effects of the one or more semiconductor devices. A second method of reducing substrate effects under analog devices includes forming an analog device on a SOI substrate and then selectively etching the silicon oxide layer of the SOI substrate to form a channel at least partially underlying the analog device.

A structure and method for making copper interconnections in an integrated circuit are described. The structure is a damascene copper connector whose upper surface is coplanar with the upper surface of the insulating layer in which it is embedded. Out-diffusion of copper from the connector is prevented by two barrier layers. One is located at the interface between the connector and the insulating layer while the second barrier is an insulating layer which covers the upper surface of the connector. The damascene process involves filling a trench in the surface of the insulator with copper and then removing the excess by chem.-mech. polishing. Since photoresist is never in direct contact with the copper the problem of copper oxidation during resist ashing has been effectively eliminated.

An assembled electrical connector has a base having a terminal stage formed on a top thereof, an upper cap, a first conductive terminal mounted in a center of the terminal stage, and a second conductive terminal externally assembled on the base. The second conductive terminal is a ring sheet, surrounds the terminal stage, and is electrically isolated from the first conductive terminal via the terminal stage. The upper cap is tubular and is connected on the top of the base. The second conductive terminal abuts against an internal surface of the upper cap. Because the second conductive terminal is externally assembled on the terminal stage of the base and is not combined with the base via insert molding, the second conductive terminal does not need to use a machining product.

An electrical connector has a base, and at least one male terminal and at least one female terminal mounted in the base. The at least one female terminal is configured to be connected with the at least one male terminal of another electrical connector. A connector assembly includes two said electrical connectors. Each one of the electrical connectors is configured to be connected with the other one of the electrical connectors. Since it needs only one mold to manufacture the two electrical connectors for two different purposes, manufacturing cost for the two electrical connectors of the connector assembly can be greatly reduced.
