The present invention relates to a method for preparing a single crystal thin film and the single crystal thin film prepared by the method. The method comprises: (a) a step for forming a thin film by depositing metal on a substrate; (b) a step for forming a metal silicide layer by heat-treating the substrate on which a metal thin film is formed; and (c) a step for growing a single crystal layer on the metal silicide layer. According to the present invention, potential crystal defects can be reduced, wherein the crystal defects are generated by both the difference in thermal expansion coefficient and the lattice constant mismatch between the single crystal thin film and a silicon substrate. Additionally, the method prevents cracks on the single crystal thin film by releasing the stress applied to a single crystal thin film in a compound. Therefore, a high quality single crystal thin film in a single crystal compound can be prepared.
