... 본 발명은 칩을 실장하기 위한 방법에 관한 것으로, 본 발명에 따른 칩 실장 방법은 기판의 내측방향으로 오목하게 형성된 캐비티 상의 일면에 범프를 형성하는 단계; 범프의 표면을 평평하도록 압인 가공하는 단계; 압인 가공된 범프에 솔더 재료를 도포하는 단계 및 솔더 재료를 용융하여 하단에 전극부 또는 금속부가 형성된 칩을 범프에 접합하는 단계를 포함한다. 본 발명에 따르면, 수직절연층이 포함된 금속기판의 경우, 칩의 전극부위와 기판의 전극부위가 전기적으로 접합되어야 함에 따라 금속 기판상에 부가적으로 형성된 범프를 이용하여 칩의 전극부위와 접합하여, 칩에서 발생하는 열을 기판으로 빠르게 전달할 수 있어 칩의 정션(junction)온도를 낮추어 광효율 및 수명 향상효과를 얻을 수 있다. 나아가, 솔더 재료에 의해 칩의 접합 부위가 봉지되어 재료간의 열평창계수 차이에 의한 크랙 발생을 방지할 수 있으며, 외부와의 접촉을 방지하여 본딩 부위의 산화를 막을 수 있어, 칩이 실장된 내부를 불활성 기체로 충진하는 부가 공정 없이 패키징 공정을 수행할 수 있다.
