The present invention relates to an organic film CMP slurry composition which comprises at least one among a polar solvent and a nonpolar solvent, a metallic oxide abrasive, an oxidizing agent, and a polyacrylic acid having a molecule weight of 3500 g/mol or less, and polishes an organic film having a carbon content of 50 to 99 atom%, and a polishing method using the same. The CMP slurry composition of the present invention has an excellent polishing effect for an organic film having higher carbon content, film density and hardness, and has a higher speed of polishing the organic film, compared with an inorganic film. The composition has a good flatness of a polishing surface for the organic film after polishing.
